I took a very long time to call on flop. I put him either on QQ or AA. Most likely QQ I was right

Are chances of 9T or TT totally miniscule?

(They are not at the 0.01-0.02-tables where I play)

It's a reraised pot. He could have a set but check-minraise on flop usually means "I have a hand but not the nuts" so I don't put him on any set here. I don't see him call with AJ OOP, neither 9T which he wouldnt raise preflop on this position. He could have trapped me with AA but most likely it was QQ here.
